AMD Ryzen 7 9800X3D Features "Fake Silicon" in Its Structure, Analyst Claims

The current king of gaming processors uses a kind of "fake silicon" to maintain the integrity of its internal structure. Semiconductor analyst Tom Wassick examined the internal composition of an AMD Ryzen 7 9800X3D and concluded that this component constitutes the majority of the chip.

Additionally, Wassick observed one of the key differentiators of this generation of processors with 3D V-Cache technology: the SRAM module, which houses the L3 and X3D cache memory beneath the CCD (Zen 5 core complex), something previously known.

The Internal Structure of the Ryzen 7 9800X3D Is Delicate

The most intriguing aspect of Wassick’s findings relates to a possible empty silicon space in the Ryzen 7 9800X3D die. The analyst claims that the processor's 3D V-Cache memory is 50 µm larger than the CCD on all four sides, differing from the Ryzen 7000X3D, where the SRAM is 30.3 µm smaller than the CCD.

In terms of thickness, both dies are thinner than the previous generation, measuring less than 20 µm without the internal connections. To accommodate such small and fragile components, AMD's solution, according to the analyst, was to add empty or "fake" silicon to maintain the integrity of the chip's overall structure.

It is worth noting that, despite the chip being analyzed by an expert in the field, this remains speculative, and the final word would have to come from AMD itself. What we do know is that, with the SRAM and 3D cache located beneath the CCD in the Ryzen 7 9800X3D, there has been a performance increase, making this CPU the best gaming processor currently available.
